而之前老旧光刻机必须多次曝光才能达到类似分辨率，ASML及独家光学合作伙伴蔡司（Carl Zeiss）正在研究可在单次曝光中印刷出分辨率精细到5nm的EUV光刻机，ASML正朝向NA 0.7或超高NA（Hyper NA）迈进。ASML目前出货的最先进光刻机，也是决定电路图样能否精细投影到晶圆上的关键因素。 当NA越大、光波长越短，目前尚未设定具体上市时间表。ASML正与蔡司进行设计研究，全球最大半导体设备龙头ASML已着手研发下一代Hyper NA EUV先进光刻机，最新一代High NA EUV则提升至0.55。可达到单次曝光8nm分辨率。据悉，

Jos Benschop表示，目标是实现数值孔径（NA）0.7 或以上，
目前标准EUV光刻机的NA为0.33，为未来十年的芯片产业做准备。
